国家自然科学基金2项:集成电路新型互连金属钴电化学机械抛光及原子尺度机理研究;超声弯曲振动辅助化学机械抛光原子级光滑蓝宝石衬底机理研究 随着集成电路技术节点向5 nm以下进军,传统化学机械抛光工艺越来越不能满足集成电路制造要求。提出利用超声振动、电场辅助化学机械抛光新工艺,对新型集成电路半导体材料、互连金属材料进行复合抛光,可大幅提高抛光效率及抛光质量,并对其抛光机理进行揭示。为解决集成电路制造“卡脖子”问题提供理论、工艺和技术支持。
