国家自然科学基金2项:集成电路新型互连金属钴电化学机械抛光及原子尺度机理研究超声弯曲振动辅助化学机械抛光原子级光滑蓝宝石衬底机理研究

随着集成电路技术节点向5 nm以下进军,传统化学机械抛光工艺越来越不能满足集成电路制造要求。提出利用超声振动、电场辅助化学机械抛光新工艺,对新型集成电路半导体材料、互连金属材料进行复合抛光,可大幅提高抛光效率及抛光质量,并对其抛光机理进行揭示。为解决集成电路制造卡脖子问题提供理论、工艺和技术支持。
